Electronic grade high-purity tantalum precursor pentakis(dimethylamino)tantalum, halogen-free with easily thermally removable amino ligands. Dense and uniform tantalum oxide/tantalum nitride films can be deposited via low-temperature ALD with excellent dielectric performance and no residual metal ion contamination.
